Lid/heat spreader is typically about 10% of Flip Chip overall package cost. The main material composition is Copper (Cu) with Nickel (Ni) plating. Copper currently provides the best balance of thermal performance, manufacturability, reliability, and cost, but there is no known lower-cost alternative with equivalent performance.

Semiconductor backend inspection scanners can exhibit performance variation over time because of lighting degradation, camera sensor drift, lens contamination or misalignment, mechanical variation and accumulated parameter adjustments. The resulting problems include unstable inspection performance, rescanning of rejected units, manual technician intervention, and imperfect scanner-to-scanner correlation.
